May 10, 2023—onsemi, a leader in intelligent power and sensing technologies, has launched the latest generation of 1200V EliteSiC Silicon Carbide (SiC) M3S devices, designed to empower power electronics engineers with improved energy efficiency and lower system costs. The new product lineup includes EliteSiC MOSFETs and modules that enhance switching speeds to cater to the growing demand for 800V on-board chargers (OBCs) in electric vehicles (EVs), as well as fast DC charging, solar solutions, and energy storage in the energy infrastructure sector.
The product portfolio also features the new EliteSiC M3S devices utilizing Half-Bridge Power Integrated Modules (PIMs), which boast industry-leading ultra-low Rds(on) and come in standard F2 packaging. These modules are particularly suitable for high-power conversion stages in industrial applications such as DC-AC, AC-DC, and DC-DC. They offer higher integration, optimized direct copper bonding design, and balanced current sharing and thermal distribution between parallel switches. These PIMs are designed to deliver high power density and are applicable to energy infrastructure, fast DC charging for electric vehicles, and uninterruptible power supplies (UPS).

The 1200V EliteSiC MOSFETs designed for automotive-grade applications are dedicated to high-power OBCs up to 22 kW and high-to-low voltage DC-DC converters. The M3S technology, developed specifically for high-speed switching applications, offers superior switching loss quality factors compared to similar products in the market.
